We have developed an InP-based monolithic optical frequency discriminator consisting of a temperature-insensitive optical filter and dual photodiodes. This integrated device detects the optical frequency deviation of the input light as differential photocurrent from the dual photodiodes, and the photocurrent is fedback to the light source for frequency stabilization through a differential amplifier. The FSR and extinction ratio of the filter are 50 GHz and 20 dB. The total opto-electronic conversion efficiency is 40%. In a frequency stabilization experiment using the developed discriminator, the frequency fluctuation of a DFB laser was reduced to less than 10 MHz.

High-performance 1.3-µm electroabsorption modulators integrated with DFB lasers are developed for long-reach 100 Gbit Ethernet. The dynamic extinction ratio of over 8-dB with the voltage swing of 2 V are achieved for the four LAN-WDM lanes (14 nm wavelength range) used in 100 Gbit Ethernet with the same modulator structure. The fabricated devices are packaged in butterfly modules and four-lane 40-km single mode fiber transmission at 25-Gbit/s operation is demonstrated. Further, a can-type transmitter optical subassembly is fabricated to reduce the cost and size of transmitter modules. The use of a low-dielectric-constant liquid crystal polymer transmission line makes the 3-dB bandwidth larger and enables 25-Gbit/s operation with CAN-TOSA module.

This paper reports on broad-range wavelength tuning characteristics of DBR lasers which make use of a newly proposed multiple-phase-shift super structure grating (SSG). The reflection characteristics of the SSG reflector are analyzed theoretically. We found that the SSG reflector has periodic sharp reflection peaks each with high reflectivities thus making it a suitable wavelength selective reflector for single-mode lasers. The expected characteristics were evident in multiple-phase-shift SSGs fabricated using a new method which involves multiple-phase-shift insertion. DBR lasers with multiple-phase-shift SSGs were fabricated and their wavelength tuning characteristics were studied. The maximum tuning range is 105 nm in the single longitudinal mode under a CW condition. Dynamic single mode operation was also observed throughout the tuning range.
